Basic configuration of each item:

Handler: SAWING & PLACEMENT – 3500D is used for the final stage in the mold type CSP packing process. It consists of the handler and the sawing machine.

 Sawing Machine: Disco EAD- 6340K

This machine is a dicing saw which cuts packages, boards and the like placed on a jig table.

The machine contains rotary sections that rotate at high speed to cut work pieces.
